Best writing sample option (Language Science PhD)?

I am gathering my documents for admission (apps open in Oct). I'm considering a few writing sample options for my application. It must be a scientific paper written by me. 

I could include:

1) An excerpt from my Master's Portfolio, detailing a language learning theory's concepts and its connections to methodology

2) A course research project on reading vs oral fluency

3) A course paper which is a discourse analysis of students in my ESL classroom

My portfolio was not a study, but a synthesis of theory, methodology, and curriculum development, so I am not sure if it counts as "scientific." Any feedback on which sample to choose would be appreciated! Happy to provide feedback for you as well--just let me know.

Although I haven`t read them, the best choice seems to be the first one. It is always best to send something from your master`s degree.
